Biography

Dr. Krishnendu Chakrabarty received the B.Tech. degree from the Indian Institute of Technology, Kharagpur, and the M.S.E. and Ph.D. degrees from the University of Michigan, Ann Arbor. Prior to joining Arizona State University, he was the John Cocke Distinguished Professor and Chair of Electrical and Computer Engineering at Duke University. He also served as a Visiting Professor at NVIDIA during 2022–2023.

Dr. Krishnendu Chakrabarty is the Fulton Professor of Microelectronics at Arizona State University, Chief Technology Officer of the DoD Microelectronics Commons SWAP Hub, and Director of the ASU Center for Semiconductor Microelectronics (ACME). His research focuses on advanced packaging, AI accelerators, in-memory computing, microfluidic biochips,
and hardware security.

Abstract

On September 20, 2023, the Department of Defense announced eight Microelectronics Commons Hubs, including the Southwest Advanced Prototyping (SWAP) Hub led by Arizona

State University. Funded by the CHIPS and Science Act, the Microelectronics Commons program fosters regional Hubs to accelerate domestic prototyping and strengthen U.S. leadership and talent development in microelectronics. In this presentation, I will first describe the SWAP Hub vision, the structure of the Hub and its composition, the leadership team, and its technical capabilities. Next, I describe the five SWAP Hub prototyping projects, announced in September 2024, that are advancing the nation’s microelectronics capabilities in multiple technical areas of the Commons program. Finally, I will describe ASU’s leadership in fanout wafer-level packaging, recent awards through the Department of Commerce NAPMP and Natcast programs, and my own research in advancing design-for-test solutions for advanced packaging through chip/package co-design.
